Hi John!
We are building several assemblies that have BGA's with heatsinks and
they come with a double-sided tape that we peel a coversheet off and
then attach them to the BGA's. The tape has a metal mesh integral to it
that transfers the heat from the BGA to the heatsink. Double-sided tapes
are what I see the most. They're convenient to deal with from an
assembly point of view. The company that we buy the heatsinks from is:
