Hi Bill,
Your answers so far have been pretty good. With a 20 I/O LCCC you may get
away with putting 10/90 solder balls of the largest diameter acceptable for
your pitch. This is likely to work unless you are talking large delta-T's
(e.g. automotive) or many cycles (e.g. LEO satellites).
For proper assurance, follow IPC-D-279 or call in a consultant.
