Hi Alejandro,
You may want to check back through the TN archives, as similar questions
have been asked recently, failing that, Motorola have a pretty good paper on
their web site about PBGA, If you have trouble finding a copy, let me know and I
will send you one. One point to consider is that -10/+65 is a very small range,
0/+100 or -20/+100 is a more common test, but with the automotive industry
taking more interest in PBGA, I've seen some papers testing them at -40/+150.
You indicate that your equipment can not handle the extremes, but I would
recommend at least a range of -10/+100C

I have some questions that could be
helpful to my thesis about PBGA
reliability.
I'm planning to perform accelerated thermal
cycling (ATC) to PBGA components, and
1. Equipment with thermal cycling between
-10C to 65C with a heat rate of 1C/min
is available, Could this cycles
be optimum to obtain reliability data?
2.Where can I find information about ATC
suitable to PBGA?
3. Does IPC-SM-785 is applicable to PBGA?
