Oh boy is your question vaugue.  What kind of product are your trying to build?,
What artwork do you use? What kind of equipment do you utilize?  Precleaning is 
important.  How do you apply the photo resist?   I can go on.

There is a big set of us who make product with tighter pitch out here.  I'm sure
we can help you.
