We've done quite a bit of exactly what you're asking about.  I believe all requirements we have worked against are proprietary.  Leading me to believe that there isn't public standards.
We have some non-rocket-science IP on microsection prep, and imaging analysis.  Electrical event detection/test vehicles are pretty common.
From what we've found, your only other viable option is some sort of specialized CT scan.  This makes even expensive (destructive) microsections look like a good option.

IPC 5-32b (SIR/ECM) has an appointment with Brian and his group for the electrical side of the story.
