As far as materials go I'd probably reference 4101/98 which is a filled material with halogen retardant (polyclad 370HR being an example of the type) which gives improved via reliability from a degree of Z-axis CTE control resulting from the filler addition. I'm not sure that the halogen free materials are sufficiently mature yet and have no experience with them so can't recommend one, but 370HR is good.
