Hans,

I've had great success with the Struer's Accutom-50 Precision cut-off system.  It can do both precision cutting (and you can program for example to "automatically" dice up a 225 I/O BGA into 15 rows of 1 ball wide each...) and/or do precision grinding where you "mill" down a surface a mil or less at a time.
