Try Winslow Automation, they sell preforms for reballing. www.solderquik.com
(408) 526-1213.
Also check the recent TechNet archives. Lots of company names came up when
I searched.

The process of reballing a BGA using preforms is quite simple:
1. Bake the parts out before you begin. Some of the BGAs are very
sensitive to moisture.
2. Remove the old solder with solder wick and a good (low temperature)
soldering iron. EasyBraid makes a fancy solder wick which covers the entire
BGA. You will need a custom tip for your iron.
3. Clean the part thoroughly then spread on a paste flux with a small brush
then drop the preform into a fixture together with the fluxed BGA.
4. After reflow you simply moisten the paper and peel it away. Be sure to
clean the BGA thoroughly as most ball attach fluxes are organic acid type.

I hope this helps, [log in to unmask]
