I've had very good success using a reballing system from HTI Engineering,
Medfield, MA, (508) 359-2786. It is a very basic system which is ideal for low
volume production. It uses a two stencil approach, one to deposit solder paste
or flux, and the other for positioning the solder balls into the paste. It is
also relatively inexpensive, around $5k.
