Leon-
There are many books and articles out there.  I suggest that your
customer contact a manufacturer of materials for making BGA's.  Indium
Corporation manufactures solder spheres and paste for BGA and they have
sent me many documents about the process and some of the limitations.
Any other supplier I'm sure would do the same thing.  I've worked with
Indium Corp. since they supply our materials.  Otherwise your customer
may want to spend some time researching BGA on the Internet.  That's how
I came accross a great deal of my info.
