Reply to: RE>TBGA's on "big boards"

Hi Dan,

It would seem to me that an SRT type of platform would suffice
(with bottom-side preheat). I do not have first-hand experience
with TBGA repair, but you may want to contact someone at Celestica.
They have been building product with TBGA for a number of years.
However, I do know that they use equipment that was developed
in-house there.

What are the specific difficulties which you are experiencing ?

Beware of delamination due to moisture sensitivity. What is the
JEDEC level of the TBGA's in question ? You may need to bake
components or boards prior to repair.

Regards,
Charles Elliott

we are currently building some 18" by 20" product
with up to 4 500+ I/O TBGA's......The production
process is ok....but we have some difficulty
during repair....Preheat profile control is a
critical parameter...does anyone have experience
with TBGA repair on big boards? What repair
platform should I investigate?

thanks

dan
