Thanks for your thoughts.  I would have liked to do the cross section as
well, but haven't received permission to destroy the PWB (yet).
Hopefully that will be coming.  The center balls in the array looked
normal nice pumpkin shapes with good wetting.  The board was
intermittent and would operate when someone pressed on the heatsink over
this component, so a possible broken ball was my first thought.
I will take a look at IPC-7095 as Richard suggested.

 Steve is absolutely right. I'd suggest to section the component so you
can get a much better idea on whether there a problem or not.

and in looking at your images, I don't know that I see a real problem
there.
The ball shape may not be perfectly symmetrical, but I see the same sort
of
shape in the other two balls in each image. 

Maybe others can look at these images and say if there's anything to be
too
concerned about...

Steve,
The X-ray images are taken 60degrees to the beam direction.  The
magnification is geometric not mathematical.  These are same side
corners
(not opposite corners).

I am experiencing a BGA condition I have never encountered before.  A
large
>900 pin BGA has corner pins that are not perpendiculat to the PWB
surface.
They are slightly angled toward the center of the BGA.  This is seen on
all
four corners.  Obviously, this condition is not preferred.  Is there a
specification that states the condition of the ball?
