Phil,

we had a look at them very early when Big Blue introduced them, and they had
indeed some interesting properties, but, to make a long story short, they
were too expensive. Our two primary objectivs were resistance against
extreme temperature change and also a very high heat dissipation capability.
However, both these are well met with ordinary BGAS. Additionally, the
semiconductor designers have been better on doing a lot with low power
consumption.

PS If I remember correctly, flux removal was a problem.
