Wayne,

I find only one word of your response incorrect. If you change "All contract manufacturers use aqueous fluxes" to "Some contract manufacturers use aqueous fluxes" I think your response would be absolutely correct.

Regards,
George

Subject: Re: [TN] BGA AFTER 2 YEARS IN FIELD FAILED

Unfortunately, this is a relatively common problem with RF parts and aqueous fluxes. All contract manufacturers use aqueous fluxes, which are very active (acidic, corrosive) and do not deactivate with heat. They flush away easily with sufficient DI water flow. The problem occurs when they come up against high performance high frequency packaging technologies which use air as a nearly lossless dielectric. The designers of these packages want a good shield for their handiwork, so make a metal lid. Then they leave a few pinholes so they don't attempt hermeticity, which makes the product expensive. So the water clean cycle actually serves to carry the nasty flux into the package, where it corrodes aggressively, especially in high humidity environments.

Subject: [TN] BGA AFTER 2 YEARS IN FIELD FAILED

Has anyone experience a BGA failure after about 2 years, where under the
heat sink of the actual part (metal lid) corrosion has occurred. The
lid does pop off, if you applied some pressure to examine, and what we
found was corrosion. There appears to be two weep holes on the inside
of the part. Unless you have seen it you are probably going to ask me
for some more information. I will try and obtain any pictures as long
it as it does not show the manufacture. Thanks, Jon
