Subject: Tips on plastic BGA's to cure Smiling or Pagodering

 

As its been observed that there is a known problem with plastic packaged
BGA devices which warp or smile (pagoda effect)  during I.R. reflow are
there known solutions, or preventions that can be made during production
to prevent this from happening.
