Working in Penang right now on solving another RoHS PB-free induced problem.
These sBGA's warp because of their thermally asymmetric design [copper heat sink], and that causes head-on-pillow-type no-solders.

about sBGA soldering. Some aren't accepted when Xray'd, see photos that will
(hopefully) come up. Ain't all as we want. See Xray pics.
A number of packages (560) have their solder globes placed in a 'cup', like in
the SEM photo. Have anyone seen these? Can these have a negativ impact on the
soldering process.
