Amol,
For depanelization, one of our CMs that use an automatic router type
depanelizer prefers 60 mils clearance for any mousebites, etc.. 30 mils
absolute minimum.
For inspection using a BGA scope or application of underfill using a
needle I always ask our PCB layout guys to give me a minimum of 40 mils.

Dear Technetters,
What is the rule of thumb for the minimum distance of a BGA from the
edge of the board that is scored?. This is a 062 thick board and the BGA
is 1"square, LF solder. I am trying to prevent stressing and possibly
cracking the BGA joints during de-paneling.
