Your concern is proper--I take it you want to put this CBGA onto FR-4.
While your CBGA is small, the small pitch will result in very short solder
joint heights. Depending on the delta-T's experienced in operation and the
design life, you may or may not meet design goals. You certainly can get some idea
from IPC-D-279, but that is for Sn63 and similar solders; no generally
applicable model exists for any of the LF-solders as yet.
