Steve,

what is the range of chips that can be removed? As you know, smallest chips are just about 25 mils and largest half an inch wide. Do you have a picture that shows details? The semicorp photo is unclear. The 450 may be something. We have some more or less monstrous heat gas removal machines, but they are for  removing SMT components, don't suitable for MCMs.

Did you see Pink Floyd in action again? Outstanding. Those old guys leave most youngster far behind...

Good day!

I have used the SEC Model 450 http://www.semicorp.com/products.htm

It provides hot nitrogen gas with a shear tool [but most of our operators found a nicely sharpened dental chisel to be superior ... possibly due to the variety of product].

I believe they also have another one [Midas, I believe] that was better suited for the larger MCM's [>2-3" square]

I am sure that others make similar equipment.  Just am not familiar with them at the moment.

If you can clamp the part on a heat stage, the chisel and tiny mallet [or small chunk of aluminum used as a mallet] work wonderously well, especially if using one of the new 'low-stress' adhesives for the larger devices.  Some of the good-ol stuff [pre-TM 5011 days] was a real nightmare to get separated.

I tried to heat to the Tg of the adhesive and use the sharpened chisel as a wedge between the device and the substrate.

If you come up with a neat and clean way for removal of eutectic attached devices let me know.  I always end up ripping up the conductive or shearing the top off the chip.  Both make a mess of the part.  Those are the times when I wish the design left room for a second chip, alongside the first.   :-)

Hi everyone.
Anybody seen a good tool for removing silver epoxy mounted semiconductor chips? Probably kind of electromechanical mini tool, but I have not found any useful. Diamond high rpm tool is not good because you spread particles all around. Shearing is seemingly best way. Today's method with sharp tool and hammer is too primitive.
