Hi Wei,
The most likely cause is your customer not knowing what they are doing. Your
TSOIP has most likely an Alloy-42 lead-frame and thus Alloy-42 leads. As a
consequence, the underfill which has a CTE larger than solder [how much depends
on the degree of fillers] pushes the TSOP off the PWB--Alloy-42 has a CTE~4.5
ppm/C.
Do not take any blame for this, its your customer's fault.
