Mike,

We have been successful with CB100 in a 12 layer, 0.093 thick brd with through hole via in pad of a 40 mil pitch BGA.  For finished hole size to fill CB100 was ~9 mils.  i.e. fill aspect ration of 10:1.  These brds had a lot of copper through out the brd.. inside and outside.

We have success with 2 lots of the same part# (10 ea./lot)

Yes, we were afraid of barrel cracks and so we did some extra process steps.  Also, we begged the customer to do Vapor phase assembly.  But they were in a rush (and who is not).  They sent 5 brds for regular assembly (convectional oven) and other 5 for vapor phase assembly.  AS it turns out the vapor phase place also decided to do regular assembly.  Anyway all brds survived assembly without problems.  There were some design issues and hence they had us make 10 more.

The last lot was assembled just with regular assembly process and are working fine.
