Hm...double hmm..trying to squeeze the truth out of weird BGA soldering here, reminds a lot of your FC problem, bumps as bumps. Just wonder if BGAs could be lifted same way as your FCs? Not likely I think, as BGAs are so much heavier. Werner, George Wenger and some more experts try to guide me through strange story with electrical BGA opens, also found SMD pockets in which flux seems to like hiding. Too long story to be told here, thanks anyway, Steve.

Ingemar,

In many cases, the amount of gas creating the void appeared sufficient to
actually lift the flip chip from contact with the PWB.  In this case, the
device is quite small, so any lifting essentially creates (multi/essentially
all) no-connects between the PWB and the flip chip.

The problem is not really one of 'inability to wett' the surface of the PWB
with the FC's bump - it is keeping the two in contact with one another long
enough for a successful interconnect to occur.

The fluxing action of the flux underfill is more than adequate to remove the
oxides/whatever is there.  The flux underfill does not have gas trapped in
it (is not there before, during, or after dispense).

If I ever so carefully just barely fill the openings in the solder mask with
the flux underfill, then cure it (or reflow it), then follow with a 'normal'
dispense, place device, reflow - the problem goes away!  Big problem,
however!  Ever try to get it down in those deep pits with a 0.004" dia
needle and NOT get it on the interconnect pad???  Obviously not a production
process, but it makes the point.  Something within those pits is the source
of this 'gas'.

Would really like to know what others have encountered.

fixed  these contaminations long before reaching melting temperature, at
least a good flux's job. I mean solder wetting occurs despite giggelimegga
in the voids. Am curious about resulting non-contacts. What's your idea
