Hi Steve,

There was a presentation at ECTC (50th) last year on underfilling of CBGA
given by Motorola(?), if I recall correctly.  As you know, underfill is
rarely used for higher pitch BGA (1mm or 1.27mm).  Unfortunately, I've lent
my proceedings to someone, so I can't give you much detail.

Hi ya'll!

We MAY be getting some business here that MAY require underfilling BGA's. I
don't have any experience with this process. I've read a few things, and
have
gone to the Asymtek web site where there are a lot of good articles there.

I just thought I'd ask those of you with experience for any big things to
consider with this process.

Also, if you can give me a ball park figure of what a dispenser would cost
to
do the underfilling...and/or any good recommendations of what kind of
machine
to look at.
