《板级底部填充材料的选择和应用指南》
本标准为用户在组装焊点二级连接时选择、评估底部填充材料提供指南。底部填充材料从以下两个方面提高电子组件的可靠性：缓解电子封装与组装基板之间热膨胀系数的不匹配（CTE）、增加机械强度。底部填充材料也用于环保、机械撞击或震动等场合。对底部填充材料的要求是不能对产品的可靠性产生负面影响或降低电气性能（比如离子杂质）。正确选择使用底部填充材料，可以延长组件焊点的寿命。另外，修订A中还包括组件的底部填充材料的可接受性标准。
