Wire or cast columns? My preferance were cast, wire came apert on removal.
IBM has been making custom ASIC's with this configuration for over a decade.
Check SMTA publications from the 90's.and early 2000's, there were several
on these devices in the quarterly publication.
Very rugged construction. Pitch is large vs. current BGA's and flip chips.
Easy to rework, watch the de lidding of ASIC when removing heat sink. My
application was a rack mount requiring replacement of 12 of these devices.
out of the 26 on the PCA. Due to cost of assemblies, site developed many
rework and repair techniques. Assembly was very straight forward, the
large, thermally massive PCA ran slowly in the oven. older designs used
vapor phase.
